Sensitivity Analysis of Junction Free Electrostatically Doped Tunnel-FET Based Biosensor

چکیده

The electrostatic doping technique has a remarkable ability to reduce random dopant fluctuations (RDFs), fabrication complexity and high thermal budget requirement in the process of nano-scale devices. In this paper, for first time it been propose simulated junction-free electrostatically doped tunnel field-effect transistor (JF-ED-TFET) based biosensor label-free biosensing applications. dielectric modulation concept used sense biomolecules using nano-cavity incorporated within gate oxide layer near source end. sensing response JF-ED-TFET analyzed terms electric field, energy band transfer characteristic sensitivity ON-current, ION/IOFF ratio subthreshold swing. investigated on practical challenges such as different filling factors step-profiles generated from steric hindrance. effect temperate dimension variations device performance also analyzed. work, various types Streptavidin (k = 2.1), Ferro-cytochrome c 4.7), keratin 8) Gelatin 12) considered investigation.
